Abstract : The observations of GaP whiskers heated in-situ in transmission electron microscope show the formation of conical tips which recede with time. This evolution corresponds to the tip profile evolution predicted theoretically in case of a simultaneous action of surface self-diffusion and evaporation. This preliminary study shows that the tip evolution method can be used to measure surface self diffusion coefficients and evaporation rates of semiconductors.
